Ming-Chi Kuo: Apple's M5 Series Chips to Use TSMC's N3P Process, Entered Prototype Stage Months Ago
TF International Securities analyst Ming-Chi Kuo disclosed some progress on Apple's M5 series chips on the X platform. The M5 series chips will use TSMC's N3P process and entered the prototype stage months ago. It is expected that M5, M5 Pro/Max, and M5 Ultra will start mass production in the first half of 2025, the second half of 2025, and 2026, respectively. The M5 Pro, Max, and Ultra will use server-grade chip SoIC packaging. To improve production yield and thermal performance, Apple has adopted a 2.5D packaging called SoIC-mH (molding horizontal) along with a design separating CPU and GPU. Apple's PCC infrastructure construction will accelerate after the mass production of advanced M5 chips, as it is more suitable for AI inference.
